 undoutedly meth c+ is most unstable as c is holding more atoms than the valency . as for the other two, c- has sp2 hybrid carbon with more percentage s character so according to Vant hoff & le bell ( sp3 is most stable) c- is less stable than c f.r.

Carbene :the stability order is

                          Triplet > singlet.
